元至元三年（1266年），改榖州为沁源县，仍属沁州。明万历二十四改属汾州府，三十二年仍属沁州，清因之。1912年，废府州，县属山西省。

建置沿革：元光二年，又升为义胜军节度。元曰沁州，属晋宁路。明洪武初省州治铜鞮县入州，九年直隶山西布政使司。万历二十四年改属汾州府，三十二年复旧，本朝因之。
沁源县“金初属沁州，元光二年于县置穀州，元初穀州废。明仍属沁州本朝因之。”
雍正《山西通志》卷三《沿革》
沁州，“元隶晋宁路，铜鞮为下县。至元三年省录事司，武乡县入焉。明洪武初省铜鞮县入州，領县二。万历二十四年改属汾州府，三十二年仍隶山西布政司。国朝因之。”
沁源县，“金元光二年十一月升为穀州，元仍名沁源为下县隶沁州。至元十年省绵上县入焉。明隶沁州。国朝因之。
乾隆《沁州志》卷一《建置沿革》
沁源县，“金元光二年十一月升为穀州，属义胜军。元复为沁源县，属沁州。

按：穀州复名沁源时间无明确记载，只有“元仍名”、“元复为”。据《元史?地理志》载，至元三年，政府对沁州所属三县进行了较大的调整，据此，将穀州复改名沁源县的时间确定在至元三年，即1266年。
《明史》卷四十一《志》第十七?地理二?山西
沁州，“元属晋宁路。”“洪武初，以州治铜鞮县省入。二年直隶行中书省。九年直隶布政司。万历二十三年五月改属汾州府，三十二年仍直隶布政司。”领县二：沁源、武乡。

按：铜鞮县省入沁州的时间为“洪武初”，以此定为洪武元年，即1368年。
